中文摘要 | 利用光調制反射光譜術於室溫時探究包含未拘限能態之砷化鎵/砷化鋁鎵多重量子井導波管,在多重量子井結構之對稱性允許與不允許躍遷訊號之外;較為人所忽略而包含未拘限能態之躍遷訊號亦明確的被觀測到,因量子效應而形成之能態偶合,也在光譜圖上清晰地呈現出來:利用傳播矩陣精確地計算出多重量子井之拘限與未拘限能態,配合精密之光調制反射光譜術,對探討多重量子井導波管之微結構提供了一精確之理論與實驗方法。 |
英文摘要 | The room temperature photoreflectance (PR) spectrum of a GaAs/AlGaAs multiple-quantum-well (MQW) waveguides has been characterized. In addition to the allowed and symmetry forbidden transitions between confined states, a number of transitions involving unconfined states which have received less attention so far have also been observed. The coupling between multiple wells (miniband dispersion) of both confined and unconfined (above barrier band gap) have also been observed. By using propagation-metrix method, the energies for both confined and unconfined transitions were calculated and shown to agree with the experimental values determined by fitting the PR spectrum to the theoretical lineshape expression. |
