英文摘要 | Small beam divergence is desirable for low loss coupling of laser output to single mode fiber. This is especially true for high power leasers where the usable power is directly related to the coupling efficiency. It is however a challenge to obtain a small beam divergence in the direction perpendicular to the heterojunction. For conventional laser structures, the vertical far field angle is usually very large, and a small angle is usually accompanied by a very high threshold current. In this paper we report on two new designs that can overcome this problem. One uses a passive waveguide structure and the other uses a structure with a high-low index in the cladding layers. Both structures are capable of producing small far field angles and low threshold currents. Experimentally we have demonstrated a vertical far field angle as small as 11° with a reasonable threshold current. |
