中文摘要 | 藍紫光發光二極體與雷射為近年熱門之研究主題,其所使用之氮化鎵系列材料成為本世紀重要的發光材料之一。在製作邊射型雷射所使用之氮化鎵量子井結構中,由於晶格常數不匹配造成的壓電場的不對稱性使得材料發光的光增益與晶格方向有密切的關係。這使得在(0001)晶面上延著不同晶格方向所製作之雷射共振腔會具有不同的光增益特性。近年來在理論的計算上、已經有許多論文探討光增益與晶格方向的關係,但仍尚未有研究以實驗的方式加以印證。因此本研究利用量測光激發共振腔之光增益技術以印證理論的預測。 |
英文摘要 | GaN-based materials have been intensively studied because GaN and related nitrides have been the most promising laser diode materials in the blue-violet-ultraviolet region. Quantum well structures are often used in the light emitting components such as laser diode. The lattice mismatch between the GaN-based epitaxial layers induces a piezoelectric field that is strong enough to influence the optical properties of the materials. The piezoelectric field depends on the crystal orientation of the materials. Some theoretical researches predicted that the optical gain depends on the orientation of the laser cavity due to the different piezoelectric field. However, there is still no experimental assessment in literatures. In this work, the optical gains were measured for the optically pumped cavity along each orientation on (0001)-plane. The result confirms the theoretical prediction in literatures. |
